Wafer slicing is a process that utilizes a tensioned steel wire passing through a slurry of silicon carbide abrasive. Between the wafer and the steel wire, silicon carbide particles act as the cutting medium. Silicon carbide abrasives and precision powders of various particle sizes are used as free abrasives when dicing silicon wafers.
